- Starting API pattern: the upstream 1D two-region capacitance example (testing/cap2.py). The SemiAgora script is an original p-Si/SiO2 Poisson-Boltzmann implementation.
- Geometry: 5 nm SiO2 over 1 um p-Si, NA=1e16 cm^-3, 300 K, VFB=-0.20 V.
- Executed evidence: 61 DC bias points from -1.5 to +1.5 V and three 72-node carrier profiles.
- Quasi-static capacitance: numerical derivative of executed gate contact charge.
- High-frequency result: explicitly labeled classical maximum-depletion proxy; it is not an executed AC minority-carrier transport solve.
- Reuse: preserve the upstream Apache-2.0 notice for DEVSIM; SemiAgora-generated data and scripts remain separately attributable.
